How via-in-pad (POFV) frees routing space in BGA areas

Bottom line first: the immediate value of via-in-pad (POFV) is that it moves the via from beside the land to inside the land, releasing the routing space the via used to consume. For BGAs at 0.8 mm pitch and below it is often the only fan-out that works. The price is filled-via plating and dimple control — if those are not held, the result is a soldering defect rather than a routing win. POFV is a capability question, not a layout preference.

Why POFV releases routing space

In a conventional escape, every BGA land needs a via site beside it, and that via plus its annular ring and clearance occupies exactly the channel the trace needs to leave through. Move the via inside the land and every layer can escape directly from beneath the pad, so the surface routing density rises sharply and the number of layers needed to break out the device can fall. For parts at 0.8 mm, 0.65 mm or even 0.5 mm ball pitch, that is the difference between a design that cannot be routed and one that can.

The gain is not free space in the abstract. It converts a two-dimensional problem — find room beside the pad — into a vertical one, and it removes the stub of trace that would otherwise run from the land out to a via and back. On high layer counts that stub is a small impedance discontinuity at every ball, and on a fine-pitch device there are a great many of them.

Three process points that must be controlled

Design-side actions that go with it

Acceptance that turns POFV into a routine capability

Acceptance for a POFV board should include a cross-section of fill completeness, a measured dimple depth, and X-Ray void-rate sampling after reflow. Put all three on the first-article checklist. That is what separates a high-risk option from a process the fabricator runs every week: the difference is not the equipment, it is whether the three measurements are written down and repeated per lot.

It is also worth agreeing the measurement method at the same time as the limit. A dimple figure means little without knowing whether it was taken at the centre of the pad or at the worst point, and a fill report means little without the hole it came from. Both take one line in the first-article document.

What to send with the enquiry

For a POFV build, send the land diameters, the drill sizes for the filled vias, the ball pitch, the layer count and the stackup, and state clearly which lands carry via-in-pad. If stacked vias are involved, say so at the same time. With that information the fabricator can confirm whether the fill and dimple window is achievable before tooling, instead of quoting a standard via process and renegotiating afterwards.

POFV is one of the few layout decisions that changes both routability and yield at once, so it deserves a specification rather than a note on a drawing. Define which lands are filled, set the dimple limit and the fill criterion, and measure all three at first article. AIPCB.cc (Shenzhen LingXin Technology Co., Ltd.) runs a high-end PCB line for AI compute, covering 1–44 layers, finished copper up to 13oz (outer-layer base copper up to 18oz) and a maximum panel size of 610×1100 mm, with lead times from 24-48 hours depending on product complexity.
